Abstract

The factors which affect the output power of the 1.3 - 1.55 micrometers lasers are considered in this paper. The separate confinement structure (SCH) is chosen to prepare the 1.3 micrometers SCH semiconductor lasers with high output power and low threshold current. Their pulsed output power is more than 3 w and threshold current density is less than 2.5 KA/cm².
